I ran my original TP600, 2645-51U, with 416MB RAM for some time. I had a 100
MHz 256MB piece and a 66 MHz 128MB piece in it. If I recall, the 128MB piece
was IBM and the 256MB piece was either IBM or Kingston.

The machine ran very reliably in this configuration. I used it to install a
number of virtual machines with no problems at all. It did work only with
the two memory pieces in a certain order--if I swapped them it went back
down to 288MB.
